Abstract
Optical nonlinearities arising from the saturation of excitonic absorption and the electric field-induced quantum confined Stark effect are used to monitor optically created excess carrier dynamics in GaAs/AlGaAs MQW structures on picosecond time scales. Excite-probe and transient grating measurements were carried out both with and without applied electrical bias at room temperature. These measurements give time constants for cross-well transport by carrier heating, thermionic emission from the wells, and tunneling through the barriers.
