Reach-through avalanche photodiode for gigabit-rate systems

Abstract

Of late there has been considerable interest in optical fiber transmission systems in the several gigabit-rate and 1-μm wavelength regions. InGaAs avalanche photodiodes (APDs) are the most promising photodetectors in such systems because of the low-noise and high-speed characteristics. However, to constitute gigabit-rate systems, the capacitance of InGaAs APDs must be reduced as much as possible, because noise governed by the first stage of the optical receiver is proportional to the square of the total input capacitance.
