Abstract
Recent trends of optical fiber communication systems toward longer distance and larger capacity require for light sources high-efficiency and high-speed operation as well as single-longitudinal-mode (SLM) operation. Stability and yield of SLM operation in distributed feedback double-channel planar buried heterostructure laser diodes (DFB-DC-PBH LDs) have been much improved by using a λ/4 shifted grating and by sufficiently suppressing end reflectivity with an antireflection (AR) coated front facet and a rear window region.1 However, due to leakage current in the window region, the efficiency was not high. We present high-efficiency and high-speed SLM operation in a 1.55-μm λ/4-shifted DFB-DC-PBH LD with a new window structure.
