Abstract
Rapid progress in optical-fiber development has accelerated research and development on quaternary laser diodes (LDs) in the 1-μm wavelength range. 1.3-μm land systems with LDs and mono- mode fibers are starting to be installed, and similar systems are being prepared for undersea applications in the very near future. 1,2-μm LDs have also been developed for subscriber systems. Buried heterostructure (BH) lasers are in the majority among various structures with the advantage of transverse mode stability and low-threshold current, which can relax the thermal sensitivity of the device.
