Performance of a Ga0.47In0.53As/Al0.48 In0.52As modulation-doped photoconductive detector

Abstract

We report the performance of a modulation-doped Ga0.47In0.53As/Al0.48In0.52As photoconductive detector. Receiver sensitivities of this detector were measured for the first time. Preliminary results of an unoptimized device show that this detector looks promising for long-wavelength applications.
