Abstract
Long-wavelength lasers are key devices tor future optical communications. To realize low-threshold mode-stabilized operation, various types of laser structure have been developed; among them are InGaAsP/lnP buried heterostructure,1,2 buried crescent structure,3 and planar buried heterostructure.4 They operate in the fundamental transverse mode at room temperature threshold of 20-30 mA. Such low-threshold operation is essential to operate the lasers at high temperatures.
