Abstract
To overcome the severe problem of material dispersion in ultralow-loss single-mode fiber communications,1 1.5-1.6-µm GaInAsP/InP distributed-Bragg-reflector integrated twin-guide (DBR-ITG) lasers2 are very attractive. For the DBR-ITG structure, the broadening of the lasing spectrum,3 encountered in rapidly modulated conventional DH lasers, can be eliminated as shown at the 1.3-µm wavelength.4 In this paper, we report that single-wavelength operation for rapidly modulated DBR-ITG lasers operating at 1.5-1.6-µm wavelength was obtained for a pulse width of 1.5 nsec.
