Operating speed measurement of GaSb/GaInAsSb/GaAlAsSb photodetector at wavelength of 1.9 µm

Abstract

We study the rise time and fall time of high-speed photodetector based on GaSb/GaInAsSb/GaAlAsSb heterostructures with frontal bridge contact at the wavelength of 1.9 µm by using ultra-fast fiber laser and high-speed oscilloscope.
