Germanium Photodetector with Carrier Acceleration

Abstract

We propose and demonstrate a carrier acceleration technique, which alleviates the transit-time delay by introducing a pair of on-chip accelerative electrodes. Equivalent circuit simulation and experimental results validate the improved performance.
