Surface-Emitting Terahertz Quantum-Cascade Laser with 170 mW Output Power in a Single Lobed Beam

Abstract

A fourth-order Bragg grating scheme is developed to achieve single-lobed emission and increased radiative efficiencies from surface-emitting semiconductor lasers. Record-high peak output power of 170 mW is demonstrated for a single-mode 3.4 THz quantum-cascade laser at 62 K.
