High-gain high-saturation-power wide-active-area MQW optical amplifier

Abstract

We describe a 1.5-μm semiconductor optical amplifier which can have 24-dB small-signal gain with a 3-dB saturation output power of 90 mW. The key feature of this device, which allows the combination of large gain with high saturation output power, is a large stripe width. In general, the saturation intensity increases when the gain coefficient of an amplifier decreases. To achieve large saturation intensity, a small gain coefficient is therefore required.
