High speed optical modulator using asymmetric coupled quantum wells

Abstract

External optical modulators using quantum wells in the active layer have received much attention,1,2 as an alternative to injection current modulation of laser sources. Although they have been demonstrated at up to 20 GHz,1 they often have high insertion loss and/or low modulation depth. To produce high optical modulation depth at high frequency with low electrical power, we have fabricated a waveguide modulator using asymmetric coupled quantum wells (ACQWs) in the optically guiding layer.
