Abstract
Shortly after the first trial of the operation of the field effect light emitting triode at low temperature,1 successful room temperature operation has been demonstrated with a device exhibiting superlattice buffer layers for an improvement in the luminescent efficiency.2 We demonstrate lifetime free switching of the luminescent characteristics in the device at room temperature, based on a new modulation scheme that combines field control of the radiative lifetime with modulation of the carrier injection rate.
