Abstract
Modulation studies have been reported for vapor-phase-regrown1 and constricted-mesa2 buried-heterostructure lasers grown on n-type substrates. We report the fabrication and small-signal modulation of 1,3-pm wavelength mass-transported lasers grown on p-type InP substrates. With p-type substrates, the small area contact is n- type and can be made with lower series resistance than a p-type InP contact of equal area.
