Picosecond Operation of Optically Pumped Ultrashort Cavity In1−x GaxAsyP1−y Lasers Between 0.83 µm and 1.59 µm

Abstract

We have recently produced pulses with temporal durations of from 0.7 to several picoseconds from optically pumped GaAs lasers.1 These lasers have operated in a variety of single wavelengths over a broad spectral region between 0.77 µm and 0.90 µm.2 We now report extension of this work to the In1−x GaxAsyP1−y, quaternary system, including the end-points, InP and In0.53Ga0.47As. With only five values of (x,y) we have observed lasers operating at various single wavelengths spanning the range between 0.83 µm (InP) and 1.59 µm (In0.53Ga0.47As).
